The importance of materials for electronic packaging:
A good electronic packaging material usually has excellent dissipation, high compatibility of chips,Low CTE, what is most important, it needs a light weight to meet the lightweight requirements of electronics and integrated circuits.
Common materials such as Kovar and Invar,they have low CTE, but their density is too high to meet the high technology applications, such as aerospace,military,RF/microwave,optoelectronic industry etc. Cu-W and Cu-Mo,not mentioning their high price, the weight is much higher.
So an ideal electronic packaging material called silicon aluminum alloy(AlSi alloy) has been developed.
Features of AlSi alloy:
1.Si content from Al-20%Si--Al-80%Si
2.Low CTE:7ppm/℃-20ppm/℃,compatible to many materials(Al2O3,GaAs,GaN etc)
3.Low density,about only 1/3 than Kovar
4.High thermal conductivity,excellent dissipation
5.High mechanical performance, easy to be machined,plated and welded,better than AlSiC)
6.Environmentally-friendly
